Advanced Packaging Review
Presentation Abstract:
Advanced packaging includes BGAs, CSPs, SiP, and emerging areas such as embedded components. This presentation will focus on the developments in multichip packages now called SiP. System-in-package (SiP) has grown out of the need to incorporate increased functionality in smaller spaces. Stacked die packages are one form of SiP and continue to see double-digit growth. The typical mobile phone contains multiple stacked die CSPs, including some SiP (both memory and logic). The first stacked packages utilized in market applications contained only memory, but increasingly logic devices are being added. While the thinnest packages (important for mobile phones) feature bare die stacked inside the package, issues of bare die availability, logics, and test are resulted in a number of stacked package configurations. This presentation focus on SiP trends.
Speaker Biography
E. Jan Vardaman is the President and Founder of TechSearch International, Inc., which has been providing licensing and consulting services in semiconductor packaging since 1987. She is the editor of co-author of Nikkan Kogyo’s How to Make IC Packages (in Japanese), a columnist with Circuits Assembly Magazine, and the author of numerous publications on emerging trends in semiconductor packaging and assembly. She served on the NSF-sponsored World Technology Evaluation Center (WTEC) study team involved in investigating electronics manufacturing in Asia and on the U.S. mission to study manufacturing in China. She is a member of IEEE’s CPMT society, IMAPS, and SEMI. She was elected to two terms on IEEE CPMT Board of Governors. Prior to founding TechSearch International, she served on the corporate staff of Microelectronics and Computer Technology Corporation (MCC), the electronics industry’s first pre-competitive research consortium.

Minutes of the Meeting (August 9, 2007) :
1. Participants introduced themselves.
2. Chapter officer were elected based on the names proposed and supported by the attendees/participants.Following office bearers were elected.
Chair—Om P. Mandhana (FSL) Technical Program Chair—Moises Cases (IBM) Technical Program Co-chair--- Paul Harvey (IBM) Treasurer---Jon Burnett (FSL)
All the participants agreed for the schedule of the Monthly meeting. Monthly meetings will be held on the first Thursday of each month from 6:00 PM-7:30 PM. In general, the venue for the future meeting is FSL-Austin.
Ramakrishna Koneru and Paul Harvey suggested holding meetings at different locations also and all participants agreed on that.
4. Kitty Pearsall suggested several names of the technical expert in the field of CPMT to be contacted for technical presentations in monthly meetings. Moises Cases and Paul Harvey agreed to to contact some of these experts.
5. On Kitty's suggestion, participants agreed that its not necessary to have technical presentation in every monthly meetings. Some of the meetings can be for organizing other events, such as Senior Membership event or for other organizational purposes.
6. Kitty Pearsall offered her help to investigate possible financial support for bringing in experts for technical presentation in monthly meetings.
7. Participants brain stormed strategy for the CPMT chapter in Austin to attract large number of technical community people to participate in the monthly CPMT meetings, especially when the experts are invited for the technical presentations.
8. Bhyrav asked if the focus of the CPMT chapter would be mainly on the electrical aspects of packaging or it would be on mechanical, thermal, material, reliability aspects also. There was a very productive discussion on this, especially with reference to not to "compete" with the IMAPS chapter in Austin. Pat Johnston described his experience with IMAPS activities and suggested contacting the IMAPS organizer. Om and Pat would be contacting IMAPS organizer.
9. Participants agreed that non CPMT members should also be invited in future meetings.
10. Om informed that there will be a quarterly meeting of Central Texas Section (CTS) in San Marcos on August 18, 2007, 9:00 AM to 3:00 PM. Chapter Chairs of CTS are invited, along with other office bearers to present the activities of their chapters and for other possible helps from CTS.
